作为 promising dielectric alternatives to SiO?, hafnium-based oxides show broad application prospects in integrated circuits, dielectric sensors, and optoelectronics. Using first-principles calculations, we reveal the dielectric enhancement mechanism in the T-phase HfO? by demonstrating that high-κ primarily originates from softening of phonon vibration frequencies, tunable by bond length and atomic mass. Doping with low electronegativity atoms (e.g., Ce) strengthens ionic interactions, favoring high-coordination T-phase stabilization. This work provides a general design rule and practical strategies for high-κ HfO? development.
